193nm ArF scanner for the production of 300mm wafers from ASML

Dutch ASM Lithography announces 193nm argon-fluoride (ArF) exposure instrument. The new AT: 1100 lithographic scanner can be used for the production of 200 mm – 300 mm silicon wafers with production rates up to 100 nm (0.10 μm).

Lithographic lenses StarLith 1100 for the new instrument were supplied by long-time partner of ASML – German company Carl Zeiss. AT: 1100 is intended primarily for the production of modern DRAM and logic chips, and can also be used in the production of microprocessors with more than 75 million transistors.

ASML says new AT: 1100, which will begin shipping towards the end of the year, has already received bids from Infineon, Philips, Micron and TSMC.

Now, worldwide, there are only four manufacturers of such equipment: in addition to ASML, Japanese companies Canon and Nikon, as well as Silicon Valley Group (SVG), which recently bought ASML for $ 1.6 billion., but nevertheless continues to develop its own line of 193 nm scanners.
