Canon opts for calcium fluoride

Lithography lens maker Canon has announced a firm decision to continue working with calcium fluoride (CaF2) only for use in 157nm lasers, despite its high cost. In addition to being sorely needed for the current 193nm lasers that will be used in 0.10um process technology chips, Canon intends to produce calcium fluoride lenses for 157nm lasers targeting 0.10um process technology. 07 μm. This process is expected to be fairly common as early as 2021.

Many companies are currently looking for alternative materials for lenses, since the use of calcium fluoride causes two serious problems: firstly, a significant increase in the cost of a set of equipment as a whole due to the high cost of CaF2 lenses, and secondly, because of not quite satisfactory developers of the internal property of the material – double refraction of rays. This creates additional problems due to the splitting of unpolarized light as it passes through the lens, thereby reducing the clarity of the image.

However, Canon has firmly opted for CaF2 and is currently focused on reducing the cost of equipment by reducing the number of lenses in the system, made possible by the use of coaxial catadioptric systems, which significantly reduces the need for CaF2 lenses. And here is how a Canon representative spoke about alternative materials: “Barium fluoride will not be able to provide high-quality beam transmission in the 157 nm range. Plus, its main drawback is a hundred times greater than that of calcium fluoride, hygroscopicity. To combat this, it would be necessary to develop special materials for creating surface films. As for magnesium fluoride and lithium fluoride, their high birefringence index in general calls into question the use of these materials in projection optics “. Source: Electronic Times
